1700V-Rated SiC Schottky Diodes & Dual Diode Modules

Intended for use in solar inverters, switch mode power supply (SMPS) units, DC/DC converters and electric vehicle (EV) charging equipment, SemiQ has just strengthened its QSiC family of silicon-carbide (SiC) power discretes with the introduction of 1700V SiC Schottky discrete diodes and dual diode modules.

These new products exhibit a zero reverse recovery current and near-zero switching loss, as well as augmented heat dissipation characteristics - thus enabling space and bill-of-materials (BoM) savings in relation to the accompanying thermal management. Available in either a bare die format (GP3D050B170X) or TO-247-2L packaging (GP3D050B170B), the discrete diodes have respective maximum forward currents of 110A and 151A. The GHXS050B170S-D3 and GHXS100B170S-D3 dual diode modules come in SOT-227 packages. They have 110A and 214A maximum forward current figures, respectively.
